ClF3 has trigonal bipiyarmidal geometry in which two fluorine atoms are present at axial position and one fluorine and two lone pair of electrons are present at equitorial position so it has bond angle of 175o.(Due to repulsion of lone pair of electrons bond angle decreases from 180o to 175o).
POCl3 has tetrahedral geometry so it has bond angle of nearly equal to 109o.
BCl3 has trigonal planar geometry so it has bond angle of 120o.
SO3 has trigonal planar geometry so it has bond angle of 120o.
