Chlorosilanes on hydrolysis give alcohol, which undergo polymerization to give silicones. So if we use trialkyl chlorosilanes, on hydrolysis we will get R3SiOH, so no further polymerization will take place. Thus R3SiCl is used to terminate the the process of silicone polymerization.
