Question

Consider the following statements for a metal oxide semiconductor field effect transistor (MOSFET):
P: As channel length reduces, OFF –state current increases.
Q: As channel length reduces, output resistance increases
R. As channel length reduces, threshold voltage remains constant.
S. As channel length reduces, ON current increases.
Which of the above statements are INCORRECT?

Solution

Ans : (c)

Since Drain current is inversely proportional to channel length ,Current will increase as the length of the channel reduces .

therefore ,P & S are correct.

As output resistance is directly proportional to Channel length .It reduces with a decrease in channel length .

hence ,Q is incorrect Statement.

As we know that Threshold voltage is dependent on Channel length ,

thus R is also incorrect.
