For the MOSFET configuration given below it is given W/L = 2, $V_{D D} = 2 V, μ_{n} C_{o x} = 100 μ A / V^{2}$ and $V_{T h} = 0.5 V$ . The mode of operation of MOSFET switches from saturation region to linear region when value $V_{G S}$ will be______ V. (Answer upto 2 decimal places)

The correct option is A 1.5
For saturation,

$I_{D} = K_{n} (V_{G S} - V_{t})^{2}$

$I_{D} = \frac{μ_{n} C_{o x}}{2} \frac{W}{L} (V_{G S} - V_{t})^{2}$

$= \frac{1}{2} \times 100 \times 10^{- 6} \times 2 (V_{0})^{2}$

By applying KVL in outer loop,

$V_{D D} = I_{D} \times 10 k Ω + V_{0}$

$2 = 100 \times 10^{- 6} V_{0}^{2} \times 10^{4} + V_{0}$

$0 = V_{0}^{2} + V_{0} - 2$

$∴$ $V_{0} = 1 V$

$V_{D S} = V_{G S} - V_{T h}$

$V_{0} = V_{i n} - V_{T h}$

$∴$ $V_{i n} = V_{G S} = V_{0} + V_{T h} = 1 + 0.5 = 1.5 V$
