Question

If resistivity of pure silicon is 3000Ωm and the electron and hole mobilities are 0.12m2v1s1 and 0.045m2v1s1 respectively, determine. The resistivity of a specimen of the material when 1019 atoms of phosphorous are added per m3
Given e=1.6×1019c, p=3000Ωm, μe=0.12m2v1s1, μh=0.045m2v1s1

Solution

The resistivity of pure Si given by
ρ=1σ=1e(neμe+nhμh)=1eni(μe+μh)
or ni=1eρ(μe+μh)=11.6×1019×3000(0.12+0.045)=1.26×1016m3
When 1019 atoms of phosphorous (donor atoms of valence five) are added per m3, the semiconductor becomes n-type semiconductor.
nenhne=Nd=1019nh=1.26×1016
Resistivity ρ=1neμee=11.6×1019×1019×0.12=5.21ωm
