Dear student, Two main factors temperature and doping level affect the saturation current. The main factor deciding the saturation current is Temperature. As reverse saturation currents doubles for every 10degree rise in temperature and is independent of the applied voltage. Also the Doping level also decides the saturation current as doping decides the voltage level at which breakdown will happen. Regards
