The number of silicon atomes per m3 is 5×1028 . This is doped simultaneously with 5×1028 atoms per m3 of Arsenic and 5×1020 per m3 atoms of Indium. Calculate the number of electrons and holes. Given that n1=1.5×1016m3 . Is the material n -type or p type?

The number of electron is given as

ne=5×10225×1020

Number of holes is given as

nh=n2ine

By substituting the values in the above equation we get

nh=4.54×109m3

Since number of electron is greater than holes so it is n-type.
